The 2MBI200XAA065-50 is a 650 V / 200 A Fuji Electric IGBT module in the M263 2-pack package, built on the 7th-generation X series chip. A 2-pack module contains two IGBT switches with their anti-parallel freewheeling diodes, forming one half-bridge leg that you combine to build a three-phase inverter. The X series chip is thinner and more finely structured than the previous generation, which reduces inverter loss by around ten percent and lowers chip temperature, so a given heatsink can carry a higher output. The M263 package uses a low-inductance internal layout and an improved insulating substrate, and device terminals suit busbar connections for a low-inductance DC link.
